      为了降低光载无线通信(Radio Over Fiber, RoF)系统的复杂度和商用成本,本文设计并提出了具有双高斯掺杂吸收层的改进型单行载流子(Modified Uni-Traveling carrier, MUTC)光探测。光探测器工作在1310 nm波段,通过电场调控实现了高速大功率的输出以具备直接驱动天线发射信号的能力。-8 V偏压下,直径为20 μm的光探测器可实现30.9 GHz的3dB带宽,0.82 A/W的响应度,在15 GHz、20 GHz的峰值射频输出功率分别为34.8 dBm、34.4 dBm。

      In order to enhance the efficiency and cost-effectiveness of Radio Over Fiber (RoF) systems, this study presents a novel design for a Modified Uni-Traveling Carrier (MUTC) photodiode with a double gauss doped absorption layer. The proposed photodiode operates at 1310 nm wavelength and achieves high-speed and high-power output by precisely regulating the electric field, enabling antenna directly driving for efficient signal transmission. Under -8 V bias, a 20 μm diameter photodiode exhibits an impressive 3dB bandwidth of 30.9 GHz, responsivity of 0.82 A/W, as well as peak RF output powers of 34.8 dBm@15GHz and 34.4 dBm@20GHz respectively.
